  • Title: 50Gb/s Si photonics integration chip for high speed optical communication
  • Abstract: The optical communication development are dependent on basic photonic devices breakthroughs. The current development trend of optical communications is the on-chip integrated circuits like electrical systems. In the near future, optical communication system will gradually be integrated on a single chip with high-density, low-cost, and low-power to meet the information social needs. The low-cost, highly integrated silicon photonics have become the research focus in optical communications field in recent years. Our group carried out a series of work on silicon photonics devices for the urgent need of high-speed optical communications. We carried out the optical, electrical (PN junction, traveling-wave electrodes), processes, and systems designs, etc. The Si modulator, Ge detector, polarization beam splitter, and 90o hybrid with good performance were obtained. The 3dB modulation bandwidth of the modulator is 27GHz, a 50Gb/s OOK eye diagram was got with extinction ratio of 10dB and signal to noise ratio of 11dB. QPSK modulation rate can be up to 50Gb/s. The Ge detector bandwidth is 26GHz at -1V operating voltage, and minimum dark current is 0.35μA. The polarization beam splitter has been obeserved with the extinction ratio of 20dB. The phase deviation of 90o hybrid is less than ± 5 o. Based on the above devices, Si photonics integration transmitter and receiver chips have been fabricated on a Si platform, and the 50Gb/s tranmission rate has been obtained.   • Biography: Xingjun Wang received the B.E., M.E. and Ph.D. degrees from the Dalian University of Technology, China in 1999, 2002 and 2005, respectively. From 2005.4 to 2007.4, he was a post doctoral researcher in Nanoscale Physics and Devices Laboratory, Institute of Physics, Chinese Academy of Sciences. From 2007.4 to 2009.2, he was a JSPS postdoctoral follow in Department of Electronic Engineering, University of Electro-Communications, Japan. From 2009.1 up to now, he is an Associate Professor in School of Electronics Engineering and Computer Science, Peking University, China. Now he is devoted into Si photonics, including the Si based light source and Si optoelectronic integration chip for high speed optical communication. He has published more than 120 papers on international journals: Advanced Materials, Optics Letters, Applied Physics letter, Optical Letters Journal of Applied Physics, IEEE Photonics Technology Letters etc and presented 50 conference talks (including 10 invited presentations). More than 70 papers have been SCI indexed. The citation reaches 600 times.
